چکیده

GaAs/InGaAs far-infrared quantum well photodetectors based on a bound-to-continuum intersubband transition with a ~zero response! cutoff wavelength of 35 mm are reported. A peak responsivity of 0.45 A/W and detectivity of 6.0310 cmAHz/W at a wavelength of 31 mm and a temperature of 4.2 K have been experimentally achieved. Infrared response was observed at temperatures up to 18 K. A calculated responsivity spectrum using a bound-to-continuum line shape corrected for phonon absorption is fitted to the experimental response. The calculated line shape without absorption gives a cutoff wavelength of 38 mm with a peak responsivity of 0.50 A/W and a detectivity of 6.6310 cmAHz/W at 32 mm. © 2000 American Institute of Physics. @S0003-6951~00!00931-1#

Portable Long-wavelength Infrared Camera for Civilian Applications

A 9 pm cutoff 256x256 hand-held quantum well infrared photodetector (QWIP) camera has been demonstrated. Excellent imagery, with a noise equivalent differential temperature (NEAT) of 26 mK has been achieved. In this paper, we discuss the performance of this portable long-wavelength infrared camera in quantum efficiency, NEAT, minimum resolvable temperature difference (MRTD), uniformity, etc. an...

Corrugated Quantum Well Infrared Photodetector Focal Plane Array Test Results

The corrugated quantum-well infrared photodetector (C-QWIP) uses total internal reflection to couple normal incident light into the optically active quantum wells. The coupling efficiency has been shown to be relatively independent of the pixel size and wavelength thus making the C-QWIP a candidate for detectors over the entire infrared spectrum. The broadband coupling efficiency of the C-QWIP ...

The Effect of Structural Parameters on the Electronic States and Oscillator Strength of a Resonant Tunneling Quantum Well Infrared Photodetector

In this paper a resonant tunnelling quantum well infrared photodetector (RT-QWIP) is discussed. Each period of this photodetector structure comprises of a resonant tunnelling structure (AlAs/AlGaAs/AlAs) nearby a quantum well (AlGaAs/GaAs). In this photodetector, photocurrent is produced when an electron makes a transition from the ground state of the well to an excited state which is coupled t...

InAs quantum dot infrared photodetectors with In0.15Ga0.85As strain-relief cap layers

As a potential candidate for mid-infrared ~3–5 mm! and far-infrared ~8–14 mm! photon detection, the quantum dot infrared photodetector ~QDIP! has been the subject of extensive research efforts in recent years. Normal-incidence QDIPs with n-n-n and n-i-n vertical configurations have been reported. Compared with quantum well infrared photodetectors, QDIPs are sensitive to normal-incidence infrare...
